Description

The invention relates to a device for determining the mass flow of a gas or gas mixture having a flow channel having a flow direction for flowing the gas or the gas mixture and at least three each in a helical pitch electrically conductive filaments which are arranged coaxially to each other and coaxial with the flow direction, two Filaments are arranged in the flow direction one behind the other.

A generic device is in the US 4,341,107 or the US 3,650,151 described. The two documents describe a sensor element which forms a mass flow sensor or regulator. The mass flow controller has three helical filaments which are arranged in a coaxial arrangement one behind the other. The three wires forming the filaments surround a flow channel through which flows a gas whose mass flow is to be determined. The mass flow is determined calorimetrically by heat is fed via the filaments in the gas flowing through the flow channel. The heat transfer from one filament to another is determined by its temperature. For this purpose, the filaments are formed by wires whose electrical conductivity is temperature-dependent.

A method and apparatus for determining the mass flow of a vapor of solid or liquid feedstock carried in a carrier gas is disclosed in US Pat DE 10 2011 051 931 A1 described. In this and the method according to the invention, a carrier gas is fed into a mass flow controller or mass flow meter through a carrier gas feed channel. With this mass flow meter, the mass flow of the carrier gas is determined or if it is a mass flow controller, set the mass flow of the carrier gas. This mass flow is mixed in a mixing zone with a vapor of a liquid or solid starting material. For this purpose, the liquid or solid starting material is first converted into an aerosol. The aerosol is then evaporated in an evaporator. The vapor thus generated either in a flow channel or generated within the flow channel is then fed to a second mass flow meter, which determines the mass flow of the mixture of carrier gas and steam. By relating the two measured values, the mass flow of the steam is determined. The second mass flow meter has filaments which lie one behind the other in the flow direction and with which a heat transport from one filament to the other filament is determined. By putting into relationship, the mass flow of the carrier gas is excluded from the mass flow of the carrier gas vapor mixture, so that the mass flow of the pure vapor remains as the initial value. With the help of this mass flow, the feed of the steam, so in particular the supply of an aerosol can be regulated, so that with the device, a controlled mass flow of the vapor can be generated. This vapor is fed to a coating device, in which the steam flows from a heated gas introduction member into a process chamber. In the process chamber is a substrate which lies on a cooled substrate carrier. On this substrate, the dosed steam is to condense to a layer. The feed of the carrier gas into the first mass flow controller takes place at pressures which are above the atmospheric pressure. The pressure in the, downstream of the first mass flow meter, flow channel system is in the range between 1 and 10 mbar. The first mass flow controller acts as a kind of throttle. The pressure in the downstream flow channel system is controlled by a pressure regulator which cooperates with a vacuum pump located downstream of the process chamber.

The EP 2 057 454 B1 describes a type Pirani vacuum gauge for measuring the pressure of a vaporized organic material. Two filaments close to each other are heated by passing a current through the filaments. The temperature of the filaments is measured by the change in electrical resistance.

From the US 6,370,950 B1 and US 6,629,456 B2 Mass flowmeters are known for measuring the mass flow of a gaseous medium. By a corresponding power feed into the heating elements their temperature difference is kept at zero.

From the US 8,069,718 B2 a mass flow meter is known in which a heating element is maintained at a temperature which is greater than the gas temperature. Contaminants can accumulate on the heating elements. By suitable control, the temperature is kept at a constant value, irrespective of any accumulation of impurities.

The invention has for its object to further develop the generic mass flow measuring device nutzsvorteilhaft.

The object is achieved by the invention specified in the claims.

First and foremost, it is proposed that one of the three filaments form an outer tubular filament assembly in which the in Flow direction arranged behind one another filaments with a radial distance - relative to the axis defined by the flow direction - are arranged. It is advantageous if not only the two inner filament arrangements in the flow channel, but also the outer filament arrangement in the flow channel is arranged at least at its edge. Preferably, the three filament assemblies form hollow cylindrical / tubular bodies. The radially outer filament assembly preferably performs the function that exerts the middle filament arrangement in the prior art. The two inner filament arrangements preferably perform the functions which in the prior art exert the upstream and downstream filaments with respect to the central filament. The tubular bodies may have a support body. It may be a ceramic tube, on which the filament formed by a wire is wound. Preferably, only the outer filament arrangement is equipped with such a support body. It is further contemplated that one or more filament assemblies are designed to be carrierless. The filaments formed here by wires can be fixed with a fastening means in the helical pitch. It may be the same fastening means with which the filaments are fixed on the outer wall of the tubular support body. Preferably, the two inner filament arrays are strapless. The wires used as filaments have the property to heat up when passing an electric current. The wires also have a temperature dependent electrical resistance, so that the temperature of the filaments can be determined by a resistance measurement. The production of the outer filament arrangement is effected by the provision of a correspondingly cut ceramic tube, on which the filament forming wire is wound up. The fixing of the individual helical turns spaced apart by applying a pasty ceramic mass that can harden to a solid. The production of a strapless filament arrangement is carried out by winding the wire forming the filament on a lost tubular support, for example a support made of a flexible material, such as Teflon. The wound on this lost carrier turns are fixed by applying the above pasty ceramic mass. After curing of the ceramic mass, the lost carrier is removed. The axial length of the outer filament arrangement is dimensioned such that in its interior the two inner filament arrangements can be arranged at a distance from one another and at a distance from the respectively adjacent end face of the outer filament arrangement. The radial fixation of the inner filament arrangement in the outer filament arrangement can take place via connection contacts. These are wire sections of the filaments that pass through helical interstices of the outer filament assembly. The terminal contacts can pass through openings of the support body and be fixed by means of the above-mentioned ceramic paste in the openings. However, it is also possible to use complementary centering means, for example webs or porous bodies, with which the inner filament arrangement is fixed coaxially within the outer filament arrangement. The outer filament arrangement can likewise be fixed radially to an inner wall of the flow channel by means of the connection contacts. Again, other fasteners may alternatively be used, such as radial webs or a porous body. The radial distance of the inner filament assemblies from the outer filament assembly is selected so that a gas flow can flow through the gap between the inner filament assembly and the outer filament assembly. Through this gas flow, a heat transfer between the two radially nested filament arrangements take place. The heat transport preferably takes place from the radially outer filament arrangement to the radially inner filament arrangement. For this purpose, the radially outer filament arrangement has a higher temperature than the inner filament arrangement. The two inner filament assemblies are spaced apart in the axial direction. The distance is preferably selected such that the two inner filament arrangements are thermally influenced by the gas flowing through the flow channel. Not only a convective heat transfer, but also a heat transfer can take place via the gas. The physical connection of the inner filament assemblies to the outer filament assembly is such that only minimal heat flow flows over them. With the arrangement according to the invention the dynamics of a generic filament arrangement is improved. The contact area between sensor and gas mixture is significantly increased by the nested coaxial arrangement. The contact surface is at least ten times higher than in a sensor arrangement, as in the DE 10 2013 106 863 is described. Preferably, an outer tubular element is heated in such a way that the temperature is above the temperature of the two inner tubular elements. However, the temperature is below the destruction limit of the gas mixture forming gas molecules. Both the filament of the outer filament arrangement and the filament of the two inner filament arrangements are actively heated. While the outer filament acts as a thermal source, the inner filaments act as a sensor.

The purpose and the arrangement of the sensor arrangement described above and the method for determining the mass flow of a transported in a carrier gas vapor be in the DE 10 2011 051 931 A1 described. A preferred use and method of use is disclosed in U.S. Patent No. 5,376,866 DE 10 2013 106 863 described. The content of the two previously described publications is therefore fully incorporated in the disclosure of this patent application. The inventive method is characterized in that the temperature of the filaments is maintained by varying the power fed into the filaments power to a predetermined value and the mass flow is determined from the value of the power fed. The power is selected by a controller so that the temperature of the filaments will maintain a constant temperature regardless of the flow through the mass flow meter. It is provided in particular that each filament is individually associated with a control / control device with which the filament is controlled at a predetermined temperature. In this case, a first filament in the direction of flow can be kept at a first temperature, which is smaller than the temperature at which a second filament arranged behind the first filament in the flow direction is held. The filaments are arranged side by side in such a way that the amount of heat introduced into the gas also affects the adjacent filament. If, for example, the flow through the mass flow meter is minimal, then a first isotherm field builds up around each filament. The upstream inner filament is heated not only by the electric power introduced into this filament. It is also heated by heat conduction downstream of the flow direction or from the radially outer filament. The heating takes place essentially only by heat conduction through the gas, which has a total pressure of 1 to 10 mbar. The filaments are essentially thermally decoupled from the solid-state environment, that is to say in particular from a body fixing the filaments. If a larger gas flow flows through the mass flow meter, the isothermal field is displaced around the filaments in the direction of flow so that an isothermal field different from the first isotherm field is formed. As a result, the upstream filament, having a lower temperature than the outer filament, is heated somewhat less by the heating power of the radially outer, hotter filament. As a result, a larger electrical power must be fed into the inner upstream filament than into the downstream inner filament to keep the temperature constant. The temperature of the radially inner, downstream filament is lower than the temperature of the outer filament. At a standstill or low flow in the mass flow meter, the downstream inner filament is affected by the heat flow from the radially outer filament. If a larger gas flow flows through the mass flow meter, heat is supplied to the downstream inner filament from the radially outer filament in a modified manner, in particular more heat is supplied than the upstream filament, so that different amounts of heat must be supplied to the two radially inner filaments to their Keep temperatures constant. The material from which the filaments are made, has a temperature-dependent resistance, so that from the current through the filament and the voltage applied to the filament, the temperature of the filament can be determined. The temperature at which the filaments are held is less than the decomposition temperature of the vapor. The temperature is higher than the condensation temperature of the steam. The temperature of the flow channels through which the carrier gas vapor mixture flows is higher than the condensation temperature of the vapor. It may be another or more filaments may be provided, for example, to determine the temperature of the carrier gas vapor mixture. This further filament may be located upstream or downstream of the outer filament assembly. The filament may be disposed so close to the outer filament assembly that it is thermally affected thereby. But it can also have a sufficient distance to it that no thermal influence takes place. The filaments may consist of tungsten wire. They are brought into a helical pitch and are fixed in this helical pitch in the manner described above. Their supply lines are connected to control devices. The two further filaments have such a distance from the highest temperature filament that heat is transferred from the highest temperature filament to the downstream filament by heat conduction through the gas. In a development of the invention, at least one further fourth filament is provided, which is arranged either upstream or downstream of the three previously described filaments. This at least one filament can be arranged so close to the consisting of three filaments filament arrangement that heat is transferred to this additional filament. In particular, the invention pursues a single-controller concept in which each filament is connected to a controller associated therewith. The controllers provide output values that correspond to the power fed into the filaments. Based on a table or the like, an evaluation circuit of the mass flow meter determines the mass flow of the mixture of carrier gas and steam through the mass flow meter from the electrical powers fed into the filaments. An optional temperature sensor increases accuracy. The mass flow measured value is fed to an evaluation device, which is part of a control device is. This evaluation device essentially carries out a subtraction of the mass flow value of the carrier gas supplied by the first mass flow meter from the mass flow value supplied by the second mass flow meter, so that the net amount of the steam mass flow remains as output value. With this output value, a superordinate control device can control the steam feed, so that a carrier gas mixed steam generator supplies a constant steam mass flow. On the one hand, the steam generation rate can be influenced by the amount of aerosol fed into an evaporator by an aerosol generator. However, the steam generation rate can also be influenced by a variation of the carrier gas flow or by a variation of the evaporating power of the evaporator, ie by its temperature. The carrier gas vapor mixture thus produced is fed to a coating device. This coating device has a process chamber into which the carrier gas vapor mixture is introduced by means of a heated gas inlet element. In particular, the content of the WO 2012/175124 directed. With regard to the generation of an aerosol and its evaporation and feeding into a process chamber is also on the DE 10 2011 051 263 A1 whose content is fully incorporated into this application. The same applies to the DE 10 2011 051 931 A1 , which already reveals the fundamental principle of steam mass flow measurement.

The 1 to 3 show in a gas flow channel 1 , For example, a pipe, inserted sensor element 2 , The sensor element 2 has a radial distance 24 to the inner wall of the pipe 1 and is fastened via fixing elements within the flow channel such that a gas flow through the sensor element 2 can flow through it. For axial and radial fixation of the sensor element 2 in the gas flow channel 1 will be described later connection contacts 7 . 8th . 12 . 13 . 17 . 18 used. In one embodiment, not shown, other fixing elements, such as radial webs or foam body used to the sensor element 2 in the gas flow channel 1 to fix.

The essential elements of the sensor element 2 are three filament arrangements 3 . 9 . 14 , These filament arrangements are in the 4 once again detached from the other components of the sensor element 2 illustrated.

Der Innendurchmesser des Tragkörpers 5 beträgt etwa 27 mm.An outer filament arrangement 3 has a hollow cylindrical tubular shape. A filament 4 , which may be a tungsten wire, is placed in a helical pitch. The individual spiral turns are via fastening means 6 connected with each other. The two ends of the helical filament 4 form connection contacts 7 . 8th through which a heating current enters the filament 4 can be fed. About the ratio of the current to the connection contacts 7 . 8th applied tension can change the temperature of the filament 4 be determined. The tubular filament assembly 3 has in the exemplary embodiment a tubular support body 4 which is formed by a ceramic tube. On the outer wall of the support body 5 is the filament 4 wound. By means of a ceramic adhesive, the individual helical turns of the filament 4 spaced voneinandner and the support body 5 fixed. The inner diameter of the supporting body 5 is about 27 mm.

Within the outer filament arrangement 3 are coaxial with the outer filament arrangement 3 two inner filament arrangements 9 . 14 arranged. The two inner filament arrangements 9 . 14 are the same design in the embodiment. They have a distance to each other, so that a upstream first filament assembly 9 and a downstream second inner filament assembly 14 formed. The two inner filament arrangements 9 . 14 are from the two ends of the outer filament assembly 3 in the axial direction, ie spaced in the flow direction D.

The two inner filament arrangements 9 . 14 are by a radial clearance 23 from the outer filament assembly 3 spaced. The two inner filament arrangements 9 . 14 are by a clearance clearance 25 spaced apart. The axial length of the clearance 25 corresponds approximately to the diameter of one of the two inner filament arrangements 9 . 14 , The distance 25 ' between the front of the pipe 5 and the filament assembly 9 corresponds approximately to the diameter of the tube 5 ,

The two inner filament arrangements 9 . 14 each have a filament brought into a helical pitch 10 . 15 , wherein the individual turns of the filaments 10 . 15 by fasteners 11 . 16 spaced apart from each other. At the fasteners 11 . 16 it is the same fastener 6 with which the filament 4 on the support body 5 is fixed, namely a cured ceramic mass.

Unlike the outer filament arrangement 3 are the inner filament arrangements 9 . 14 strapless, so that the thermal mass or the ratio 6 thermal mass is minimized to the surface of the filament arrays. The production of the inner filament arrangements 9 . 14 can be done over a lost support to the filament during manufacture 10 . 15 is wound and after curing of the fastener 11 . 16 is removed again.

The filaments 10 . 15 the inner filament arrangements 9 . 14 form connection contacts 12 . 13 ; 17 . 18 out, passing through the support body 5 the outer filament arrangement 3 protrude radially outward. These connection contacts 12 . 13 ; 17 . 18 also serve for the radial and axial fixation of the inner filament arrangements 9 . 14 in the outer filament arrangement 3 , About the connection contacts 12 . 13 ; 17 . 18 can a heating current in the filaments 10 . 15 be fed. This allows the inner filament arrangements 9 . 14 be heated. By the ratio of the applied voltage and that of the filaments 10 . 15 flowing current, the temperature of the inner filament arrangements 9 . 14 be determined.

Der Durchmesser der inneren Filamentanordnungen 9, 14 beträgt etwa 8 mm.The filaments used 4 . 10 . 15 can be made of tungsten. They are wound in particular under tension on a supporting body and fixed over a ceramic coating. If a support body is used, this preferably has a thickness of about 200 microns. The ceramic coating can be up to 100 μm thick. The diameter of the filaments can be 25 microns. The distance between two windings is typically between 25 to 40 microns. The filament arrangements 3 . 9 . 14 have a temperature stability for temperatures up to 500 ° C. The filaments 4 . 10 . 15 can also be made of silicon carbide. The diameter of the inner filament arrangements 9 . 14 is about 8 mm.

The device can measure flows up to 300 ssl (standard liters per minute).

In the embodiment, the three filament arrangements 3 . 9 . 14 existing sensor arrangement in a jacket 22 arranged. It can be a protective coat 22 act of the outer filament arrangement 3 surrounds at a small distance. With the protective jacket 22 are the connection contacts 7 . 8th . 12 . 13 . 17 . 18 isolated passed.

In the in the 1 to 3 The arrangement shown is the sensor element 2 floating in the gas flow channel 1 held, leaving only a partial gas flow through the sensor element 2 flowing therethrough. Another partial gas flow flows around the sensor element 2 around. The outer filament arrangement 3 is free in the protective coat 2 arranged. The inner filament arrangements 9 . 14 are free-floating in the outer filament arrangement 3 arranged so that through the sensor element 2 passing gas stream is split into two partial gas streams, one of which through the inner Filamentanordnungen 9 . 14 and another through the intermediate area 23 between internal filament arrangements 9 . 14 and outer filament assembly 3 can flow through it.

The facing the direction of the current end face of the sensor element 2 is with a cover 19 Mistake. This cover has openings 20 . 21 , It is a central opening 20 provided, whose diameter is approximately the diameter of the inner filament assembly 9 equivalent. The central opening 20 is from a plurality of peripheral openings 21 surrounded, which have a smaller passage area, as the central opening 20 , The peripheral openings 21 lie in the region of the annular space between the inner filament arrangement 9 and outer filament assembly 3 ,

The 5 schematically shows the essential elements of an arrangement of the sensor element according to the invention 2 as a second mass flow meter 29 in an apparatus for generating a vapor transported by a carrier gas. A carrier gas stream 31 in which it is For example, it may be hydrogen, nitrogen, or a noble gas, through a carrier gas feed channel 39 into a first mass flow meter 35 fed. It can also be a mass flow controller. With the mass flow meter 35 or mass flow controller is in a conventional manner the mass flow of the carrier gas in the feed channel 39 fed carrier gas 31 measured. This measured value M 1 is an evaluation device 30 fed. But it is also envisaged that the carrier gas stream 31 is regulated. M 1 is then the mass flow passing through the mass flow controller 35 flowing.

The mass flow of the carrier gas 31 flows through a flow channel 36 . 37 . 38 to a second mass flow meter 29 , In between is by means of a steam feeder 34 the vapor of a liquid or a solid starting material in the flow channel 37 fed. A source material 33 is for example via an aerosol generator 40 converted into an aerosol. The aerosol is supplied with heat so that it is converted into steam. For example, a device can be used to generate steam, as they DE 10 2011 051 263 A1 describes. In the 5 is shown a reservoir from which with a screw conveyor a powder in an aerosol generator 40 is encouraged. In the aerosol generator 40 which enters through the flow channel 36 flowing carrier gas flow. In the carrier gas flow of the powdered solid starting material 33 injected. The aerosol is via the flow channel 37 to an evaporator 32 transported. The evaporator may be formed by a solid state foam. It is an electrically conductive solid, through the foam pores of the solid carrier gas mixture can enter the foam. By passing an electric current, the evaporator 32 heated to an evaporation temperature, so that evaporate the solid constituents of the aerosol. Through another flow channel 38 then the carrier gas occurs 1 with the steam transported by him.

Within the flow channel 36 . 37 . 38 Thus, a steam generation takes place. The carrier gas vapor mixture becomes the second mass flow meter 29 transported, in which a mass flow measuring arrangement consisting of the three filament arrangements described above 3 . 9 . 14 located. The filament arrangements 3 . 9 . 14 can also have a solid state foam against each other or against a sensor housing 22 be fixed. This solid state foam may be the same material from which the evaporator is made.

The filaments 4 . 10 . 15 the filament arrangements 3 . 9 . 14 are spaced apart, they do not touch. However, the filaments are arranged so close together that they are in heat transfer contact with each other. The heat transfer takes place by heat conduction through the gas transported through the flow channel. The gas preferably has a total pressure between 1 and 10 mbar.

Each of the three filaments 4 . 10 . 15 comes with an individual control device 26 . 27 . 28 held at a constant temperature T 1 , T 2 , T 3 . The relevant temperatures are in the 6 shown. T C is the condensation temperature of the steam. It can be seen that the temperatures T 1 , T 2 , T 3 of the filaments 4 . 10 . 15 is higher than the condensation temperature T C. The three temperatures T 1 , T 2 , T 3 may differ slightly from each other. You can also be the same.

Downstream of the three filaments 4 . 10 . 15 may be another, not shown filament. With this fourth filament, the gas temperature can be measured. The fourth filament is so far from the other filaments 4 . 10 . 15 removes that it is almost unaffected by their temperature. In a variant also not shown, the fourth filament is upstream of the three filaments 4 . 10 . 15 arranged.

The 7 Figure 3 shows the powers P 1 , P 2 , P 3 required to provide a static or minimum standard flow through the outer filament assembly 3 the filaments 4 . 10 . 15 to keep at the temperatures T 1 , T 2 , T 3 . In this case, the temperature T 1 of the first inner filament in the flow direction 10 lower than the temperature T 2 of the outer filament 4 , The temperature T 3 of the downstream second inner filament 15 is again lower than the temperature T 2 of the outer filament 4 , The temperatures T 1 and T 2 can be about the same size.

7 It can also be seen that the power in the outer filament 4 must be fed to keep it at the temperature T 2 is greater than the power P 1 and P 3 , which are necessary to the filaments 10 or 15 to keep at the temperatures T 1 and T 3 . The services P 1 and P 3 are approximately the same size in the embodiment. But they can be different by an amount Δ P , since the filaments differ from each other for tolerance reasons.

The 8th shows the powers P 1 ', P 2 ', P 3 , which are required to the filaments 4 . 10 . 15 to keep temperatures T 1 , T 2 , T 3 , when a gas flow through the mass flow meter 2 flowing. It can be seen that the benefits in the inner filaments 9 and 15 be fed have to differ by a larger Δ P than when the flow is at rest ( 7 ) the case is. The temperature T 1 , T 2 , T 3 of the filaments 4 . 10 . 15 is determined by the resistance of the filaments. Δ P is thus also a measure of the mass flow. The mass flow can be obtained using a calibration curve of Δ P.

With the control devices 26 . 27 . 28 becomes a variable electric power P 1 , P 2 , P 3 in the filaments 4 . 10 . 15 fed. The power P 1 , P 2 , P 3 are dimensioned such that the temperatures T 1 , T 2 , T 3 of the filaments are kept at a constant value. A gas flow through the sensor element 2 has a heat dissipation from the filaments 4 . 10 . 15 as a result, giving a total of greater power P 1 , P 2 , P 3 in the filaments 4 . 10 . 15 must be fed. As a result, the isothermal field around the filaments is also associated 4 . 10 . 15 changes and every filament 4 . 10 . 15 in the isothermal field of the adjacent filament 4 . 10 . 15 is, can be determined with the flow conditionally modified feed-in power P 1 , P 2 , P 3, the mass flow. The relevant value M 2 is the evaluation 30 fed. This evaluation device forms the difference between the mass flow value M 2 and a mass flow value M 1 , which is the first mass flow meter 35 so that the output A is the net mass flow of the vapor passing the entire measuring assembly through the exit channel 41 leaves and is fed by a further flow line, not shown, in a process chamber, as it is basically from the DE 10 2011 051 931 A1 is previously known, from which the carrier gas flows out again into a vacuum pump, with the pump power of the total pressure at least within the flow channel 38 , in which the carrier gas vapor mixture is transported, keeps in the low pressure range.

By measuring a further temperature of the carrier gas by means of the above-mentioned fourth filament, which is preferably downstream of the filaments 4 . 10 . 15 is arranged, the accuracy of the measured value M 2 can be improved.
